چکیده

In this work, we theoretically demonstrate that the ultimate detectivities in multi-stage interband cascade infrared photodetector configurations are higher than what can be achieved a conventional single-absorber detector structure any circumstance even including where carrier diffusion length is very long. Detailed derivations provided to analytically show limit of an infinite length, detectivity multiple-stage device about 11% optimized single-stage device. Furthermore, how sequence absorber thicknesses for maximizing described and discussed. Insights explanations results presented improve understanding, clarify possible confusion with different perspectives technical community, generate more interest development advanced photodetectors various applications.

On the detectivity of quantum-dot infrared photodetectors

We report on the analysis of thermally-limited operation of quantum-dot infrared photodetectors ~QDIPs!. A device model is developed and used to calculate the QDIP detectivity as a function of the structural parameters, temperature, and applied voltage, as well as to determine the conditions for the detectivity maximum. The QDIP detectivity is compared with that of quantum-well infrared photode...

Mid-infrared interband cascade lasers operating at ambient temperatures

We discuss the state-of-the-art performance of interband cascade lasers emitting in the 3–5μm spectral band. Broad-area devices with five active stages display pulsed threshold current densities as low as 400A cm−2 at room temperature. Auger decay rates are extracted from the analysis of threshold current densities and differential slope efficiencies of nearly 30 lasers, and found to be signifi...

Semiconducting Polymer Photodetectors with Electron and Hole Blocking Layers: High Detectivity in the Near-Infrared

Sensing from the ultraviolet-visible to the infrared is critical for a variety of industrial and scientific applications. Photodetectors with broad spectral response, from 300 nm to 1,100 nm, were fabricated using a narrow-band gap semiconducting polymer blended with a fullerene derivative. By using both an electron-blocking layer and a hole-blocking layer, the polymer photodetectors, operating...

Normal-Incidence InAs Self-Assembled Quantum-Dot Infrared Photodetectors With a High Detectivity

An InAs/AlGaAs quantum-dot infrared photodetector based on bound-to-bound intraband transitions in undoped InAs quantum dots is reported. AlGaAs blocking layers were employed to achieve low dark current. The photoresponse peaked at 6.2 m. At 77 K and 0.7 V bias, the responsivity was 14 mA/W and the detectivtiy, , was 10 cm Hz /W. M IDand far-infrared (3–20 m) detection is a key technology for n...
